What is SU-8 used for?

SU-8 is a high aspect ratio epoxy-based negative photoresist commonly used as structural material in lithographic fabrication. SU-8 was developed by IBM as a thick negative photoresist targeted to the fabrication of molds for electroplating. The epoxy-based negative photo- resist has some remarkable properties.

What temp is pre bake SU-8?

Prebaking at 65 °C and 95 °C is recommended for most of the SU-8 series photoresists. Before processing the SU-8 make sure your substrate is dehydrated (keep the substrate on hot plate or in oven) after rinsing in nitrogen.

The protocol I am following is as follows.

  1. Cleaning and dehydration bake of the wafer.
  2. Spin coating of SU8 of desired thickness.
  3. Soft baking process.
  4. Exposure using MA-6 Mask Aligner.
  5. Post Exposure baking.
  6. Developing in solution for 1min.
  7. Rinsing with IPA and drying with Nitrogen gas.

In published literature, SU8 is reported as hydrophobic with WCA ≈ 90° ± 2°20 and also is hydrophilic with WCA < 90°.

Photoresist removal is a chemical etching process for stripping the resist layer on the silicon wafer. It is carried out under low pressure plasma in an O2 plasma where the O2 radicals react with the organic layer and burn the photoresist to ash.
